Earthshock for me.
It had real impact and excitement at the time - great production design and music, the novelty of a classic monster returning after a long absence, the shock demise of a companion etc - and I think it still looks good today.

I saw it again t'other day. That unsettling, discordant riff that keeps playing as the wounded cyberman staggers toward Adric - a masterpiece in tension building. It all feels very grown up throughout, and that anything could happen. It also does a lot to restore the cybermen's reputation, I felt, as the other stories around that time made them look too vulnerable and idiotic.

I'm going for Earthshock, by far my favourite Cyber story- the incidental music alone should put it in first place.
