For creepiness factor, the Tenth Planet and Tomb. It's definitely true that The Tenth Planet Cybermen do look like there could be a human chopped up in there, like if you pulled the cloth away from its face you'd see a mangled, possibly rotten human face under there. The Tomb ones have that creepy doll look to them, which coupled with the fact that they tend to say less makes them extremely unnerving, though a friend of mine Golden Age Geek said he he hated the Tomb ones as he thought the Controllers head looked like a big penis LMAO.
Meanwhile I think the Invasion and Earthshock ones are my favourites overall, even if they are not creepy. I must admit those are the two I'd like to have owned as toys and costumes showing how unscared of them I was LOL, but still I think the Invasion ones have got a really cool Ray Gun Gothic vibe too them, which is my favourite kind of sci fi aesthetic, whilst the Earthshock ones retain that whilst being a bit sleeker.
LOL just saw you called them the Sugababe Cybermen haha glad that is catching on. They are definitely the worst apart from the Cyber Lords, but to be honest the Cyber Lords were just so comical, stupid, badly done that I almost consider them to be parodies like the COFD Master, so out of proper designs then it's still the Sugababe Cybermen.

My all time favourite Cybermen design were the Earthshock/The Five Doctors/Attack of the Cybermen designs followed by the Moonbase/Tomb of the Cybermen designs and then The Invasion and Revenge of the Cybermen and Silver Nemesis.

I love the 80s Cybermen just because they look so sleek, but I think the ones from The Invasion are the most iconic. The tear motif is a nice touch and I'm sad they never carried it over to the Earthshock ones.
The Cybus design is fine overall, but the ones Burrunjor calls the "Sugarbabe Cybermen" are absolutely pants.

80s Cybermen? Sleek? Cognitive dissonance or what The Nemesis Cybermen were a lot shinier which made them look quite striking. It must have been because they were outside for a lot of the story.

If you're going on designs only then it's quite hard because there's not a lot of difference visually between some of them. Obviously Moonbase and Tomb, but also is there a significant difference between The Invasion and Revenge versions, apart from the Cyberleader's black handlebars? Visually speaking, the Invasion/Revenge model would be my favourite, but if we're talking overall realisation, including the voices, then it would be the Moonbase/Tomb variant. For being chilling, creepy, 'metal ghosts' which are utterly devoid of emotion, then these Cybermen would win hands down for me. Closely followed by the Wheel In Space version. I do like the original Mondasion versions. The cloth faces really work, and the way the mouths just open for speech, but don't actually move is very effective. I just don't like the sing-song voices. I can't help but chuckle when they're talking to each other in Ep 4.

This is purely to do with design- the quality of the stories don't factor into it.
1) The Tenth Planet/Spare Parts (appropriately tread a fine line between walking human corpses and robotic abberations- whether you find them too 'silly' or not, they're most emblematic of the original concept). 2) The Moonbase/Tomb of the Cybermen (the creepiest in terms of direction and voice- particularly in The Moonbase- although don't quite capture the 'uncanny' valley of the original designs and they're occasionally impossible to decipher without subtitles). 3) The 80s designs. 4) The Invasion. 5) Revenge of the Cybermen. 6) The Wheel in Space. 7) Cybusmen/"Iron Men"/The "Lumic" NuWho offshoots. 8) The utterly gormless "Flash" Cybermen seen in the late Moffat era. 9) The CyberLords (or should that be cyberc*nts?).
